The present invention relates to a process for preparing a tris[3-(alkoxysilyl)propyl] isocyanurate from the group of tris[3-(trialkoxysilyl)propyl] isocyanurate, tris[3-(alkyldialkoxysilyl)propyl] isocyanurate and tris[3-(dialkylalkoxysilyl)propyl] isocyanurate by hydrosilylation, by in step A initially charging a mixture comprising 1,3,5-triallyl-1,3,5-triazine-2,4,6(1H,3H,5H)-trione as olefin component, at least one carboxylic acid and a Pt catalyst, heating the mixture to a temperature of 50 to 140° C.,in step B adding at least one hydroalkoxysilane from the group of hydrotrialkoxysilane, hydroalkyldialkoxysilane, hydrodialkylalkoxysilane [called H-silane(s) for short] to the mixture from step A while mixing,in step C leaving the mixture from step B to react while mixing, with addition of at least a defined amount of alcohol to the mixture as further cocatalyst, andin step D working up the product mixture thus obtained.

A composition for a resist underlayer film is provided. The composition has excellent storage stability and can form a resist underlayer film which has excellent adhesion to a resist film, can improve reproducibility of a resist pattern and is resistant to an alkaline liquid used in development and to oxygen asking during the removal of a resist. The composition comprises a hydrolyzate and/or a condensate of a silane compound of the following formula (A), [in-line-formulae]R1bR2cSi (OR3)4-a??(A)[/in-line-formulae] wherein R1 is a monovalent organic group having at least one unsaturated bond, R2 individually represents a hydrogen atom, a halogen atom or a monovalent organic group, R3 individually represents a monovalent organic group, R1 is a group other than OR3, a is an integer of 1 to 3, b is an integer of 1 to 3, and c is an integer of 0 to 2, provided that a=b+c.

A process for making silylisocyanurate reacts silylorganocarbamate in the presence of at least one carboxylate salt selected from the group consisting of ammonium carboxylate, alkali metal carboxylate and alkaline earth metal carboxylate as cracking catalyst to provide silylorganoisocyanate which then undergoes trimerization in the presence of the carboxylate salt to silylorganocyanurate.

A process is provided for the production of isocyanatosilane from silylorganocarbamate by neutralizing the basic catalyst with an acid to provide an inert metal halide salt, and subjecting the reaction mixture to cracking reaction conditions to obtain isocyanatosilane.
