Compositions including one or more fluorochemical surfactants of the formula: (I) where Rf is a perfluoroalkyl group, each of R1, R2 and R3 are C1-C20 alkyl, alkoxy, or aryl; and R4 is alkylene, arylene of a combination thereof. R4 is preferably an alkylene of 1-20 carbons that may be cyclic or acyclic, may optionally contain catenated or terminal heteroatoms selected from the group consisting of N, O, and S. Most preferably R4 is an alkylene of 2-10 carbon atoms. Described are anionic N-substituted fluorinated amine oxide surfactants, and use thereof in cleaning and in acid etch solutions. The cleaning and etch solutions are used with a wide variety of substrates, for example, in the cleaning and etching of silicon oxide-containing substrates.

The invention provides a surface active agent based on perfluorocyclobutane and a preparation method thereof. The preparation method comprises the following steps of (1) adding a mixed solution of perfluoro alkyl sulfuryl fluoride and a first organic solvent into N,N'-dimethyl-1,3-propane diamine; performing reaction for 1 to 3h in ice bath; then, raising the temperature to 30 to 60 DEG C; performing reaction for 2 to 6h; after the reaction is completed, completely extracting the first organic solvent to obtain an intermediate product; (2) adding a mixed solution of the halogenated organic matter and a second organic solvent into the intermediate product; raising the temperature to 70 to 100 DEG C; taking a reaction for 5 to 15h; after the reaction is completed, completely extracting a second organic solvent; performing recrystallization and drying; obtaining a finished product. The surface active agent based on perfluorocyclobutane provided by the invention has high activity and low toxicity on organisms and environment, and belongs to a green-environment-friendly degradable product; the preparation method is simple, fast and convenient; the yield is high; the cost is low; the industrial production is facilitated.
